Semiconductor-grade sulfuric acid market 2025: USD 400-470 mn, demand by wafer clean, producers BASF, Chemtrade, Kanto, and European supply to 2035.
Market overview
Semiconductor-grade sulfuric acid is sulfuric acid purified to parts-per-trillion metal levels for use in chip fabs. Fabs use it mainly in sulfuric acid-peroxide mixture (SPM) cleans that strip photoresist and organics from wafers. Supply depends on a few purifiers who can pass long fab qualifications and deliver locally, so new fab construction drives new acid plants.
The question this report answers
Will European supply of semiconductor-grade sulfuric acid, led by BASF's new Ludwigshafen plant, be qualified and ready in time for the new European fabs, and what does that mean for prices and supplier choice?
1. Demand: who uses semiconductor-grade sulfuric acid and where it is growing
Wafer cleaning (SPM) is the largest use (Straits Research); Asia Pacific fabs take about three quarters of demand (Straits Research).
Demand by application (share of 2025 consumption)
โ Wafer cleaning (SPM / piranha): 71.2% (Straits Research)
โ Photoresist stripping and post-ash cleaning: 14% (Market Krystal estimate)
โ Etching and other front-end process steps: 7% (Market Krystal estimate)
โ PCB, display and packaging: 5% (Market Krystal estimate)
โ Laboratory, analytical and other high-purity uses: 2.8% (Market Krystal estimate)
Wafer-cleaning and Asia Pacific shares are as published by Straits Research; the remaining splits are Market Krystal estimates set from the regional spread of 300 mm wafer capacity and the number of SPM and strip steps per wafer.
Demand by region (share of 2025 consumption)
โ Asia Pacific: 73.6% (Straits Research)
โ North America: 13% (Market Krystal estimate)
โ Europe: 9% (Market Krystal estimate)
โ Rest of world: 4.4% (Market Krystal estimate)
Where demand grows fastest to 2035
โ Photoresist stripping: Expected to be the fastest-growing application at 10.7% a year as layer counts rise in advanced logic and memory (Straits Research)
โ European 300 mm foundry cleaning: ESMC Dresden alone adds about 40,000 wafers per month at full output, planned for 2029 (TSMC; European Commission)
โ North American fab cleaning: North America is expected to be the fastest-growing region at 8.1% a year (Straits Research)
2. Supply: who makes semiconductor-grade sulfuric acid and how much
BASF, Kanto Chemical, Chemtrade, Moses Lake Industries, Stella Chemifa and Chinese purifiers such as Jiangyin Jianghua lead supply (Straits Research, 360iResearch). Global capacity is not published; dedicated plants are typically tens of thousands of tonnes a year, for example the planned 100,000 t/yr KPCT plant in Arizona (Chemtrade; Arizona Commerce Authority).
Main producers and capacity
โ BASF (Germany / China): Plants in Ludwigshafen (new plant due by 2027) and Zhapu, Jiaxing (third line, start-up planned 2023)
โ Chemtrade Logistics (USA / Canada): Ultrapure plants at Cairo, Ohio (started 2025) and Tulsa, Oklahoma (Chemtrade)
โ KPCT Advanced Chemicals (Kanto Group 51%, Chemtrade 49%) (USA): 100,000 t/yr planned in Casa Grande, Arizona; put on hold in 2023 after cost overruns (Chemtrade)
โ Kanto Chemical / Kanto Group (Japan / Taiwan): Plants in Japan and Taiwan supplying leading Asian chipmakers (Chemtrade)
โ Moses Lake Industries (Tama Chemicals) (USA / Japan): Not disclosed (IMARC)
โ Jiangyin Jianghua Microelectronics Materials (China): Not disclosed (Straits Research)
Production by region (share of 2025 output, Market Krystal analysis)
โ Asia Pacific: 74%
โ North America: 14%
โ Europe: 10%
โ Rest of world: 2%
Trade and supply-demand balance
Supply and demand are globally balanced, but US and EU fabs increasingly rely on imports from Asia (TECHCET via Semiconductor Digest).
3. Value chain: from feedstock to end market
Sulfur or high-quality technical sulfuric acid + Integrated site utilities and SO3 streams + High-purity packaging (drums, totes, ISO tanks) โ semiconductor-grade sulfuric acid โ Wafer cleaning (SPM / piranha), Photoresist stripping and post-ash cleaning, Etching and other front-end process steps
Raw materials
โ Sulfur or high-quality technical sulfuric acid: Sets the base cost, but is a small share of the delivered price of semiconductor grade (Market Krystal estimate)
โ Integrated site utilities and SO3 streams: Verbund sites such as Ludwigshafen and Zhapu feed raw materials directly to the purification step (BASF)
โ High-purity packaging (drums, totes, ISO tanks): Clean containers are needed to hold ppt-level metal specifications to the fab (Market Krystal estimate)
Production route
Sulfur is burned to SO2, converted to SO3 and absorbed by the contact process, then purified by distillation or SO3 absorption in ultrapure water, followed by filtration and cleanroom filling.
Downstream
The acid goes directly to fabs, or through chemical blending and distribution centres that supply bulk delivery systems; at the fab it is mixed with hydrogen peroxide to make SPM.
Price, cost and margin
Margin sits in purification, packaging and qualification rather than in the commodity acid, which follows sulfur prices. Merchant acid tracks sulfur prices, while semiconductor grade carries a large premium for purification, analytics, packaging and qualification. Chemtrade reported higher ultrapure acid costs weighing on Q4 2025 earnings during its plant ramp-up (Chemtrade).
Where the chain is tightest
Customer qualification is the bottleneck: a new plant can take a year or more to pass fab audits before volumes ramp, as Chemtrade's 2025-2026 ramp shows (Chemtrade).
Who sits where in the chain
โ Purification and supply: BASF, Chemtrade Logistics, Kanto Group, Moses Lake Industries, Stella Chemifa
โ Feedstock: Zhejiang Jiahua Energy Chemical
โ End user (fab): ESMC (TSMC, Bosch, Infineon, NXP), TSMC
4. Market size: what demand, supply and price add up to
Market Krystal preliminary estimate (2025)
Three 2025 estimates span USD 384-478 mn (IMARC, 360iResearch, Straits Research), with growth of 4.5-6.9% a year. An older MarketsandMarkets forecast put 2024 at USD 415 mn. The range sits inside the three 2025 publisher estimates and drops the extremes, as the publishers agree within about 25%. It is cross-checked against the TECHCET view that semiconductor wet chemicals grew about 3% in 2025, which supports the lower growth figures. On this basis we use USD 400-470 mn. Confidence grade B: published estimates exist; the volume or price cross-check is partial.
How published estimates compare
Publishers agree on a 2025 market of roughly USD 380-480 mn but differ on growth, from 4.5% (IMARC) to 6.9% (Straits Research) a year. Market Krystal sets a narrower range and checks it against fab wafer capacity and wet-chemical growth data rather than relying on any one publisher.
Key figures at a glance (third-party, cited)
โ The electronic-grade sulfuric acid market was USD 478 mn in 2025, rising to USD 871 mn by 2034 at 6.9% a year (Straits Research)
โ Wafer cleaning held 71.2% of 2025 demand and Asia Pacific 73.6% (Straits Research)
โ BASF is investing a high double-digit million-euro sum in a semiconductor-grade sulfuric acid plant in Ludwigshafen, due to start by 2027 (BASF)
โ ESMC Dresden will make about 480,000 300 mm wafers a year at full operation in 2029, backed by EUR 5 bn of German state aid (European Commission)
โ The KPCT plant in Arizona was planned at 100,000 t/yr of electronic-grade acid (Chemtrade)
โ Semiconductor wet chemicals were expected to grow about 3% in 2025 and about 5% a year to 2029 (TECHCET via Semiconductor Digest)
5. Outlook to 2035 and scenarios to 2047
Regulation and substitution
There is no practical substitute in SPM cleans; ozone-based and dilute cleans cut volumes per wafer at the margin, and EU Chips Act funding supports local supply.
Recent developments among key stakeholders
โ Feb 2026: Chemtrade completed start-up of its Cairo, Ohio ultrapure acid plant in 2025 and expects commercial ramp-up through 2026 as it moves through customer qualifications (Chemtrade)
โ Apr 2025: BASF announced a new semiconductor-grade sulfuric acid plant in Ludwigshafen, due by 2027 and tied to a close partner building a new European chip fab (BASF)
โ Aug 2024: The European Commission approved EUR 5 bn of German aid for the ESMC fab in Dresden, a joint venture of TSMC, Bosch, Infineon and NXP (European Commission)

What this means for the market
European fabs that start in 2027-2029 will need locally qualified acid, and BASF is positioned to be the first new source. Fab buyers should start qualification early, because new plants take a year or more to pass audits. Asian suppliers that ship to Europe today face pressure on volume once local supply is qualified. Producers in North America show that cost overruns and slow qualification can delay returns.
Strategic scenarios to 2047
โ Base: Demand grows about 5-6% a year with fab capacity, Europe's share rises as ESMC and other fabs ramp, and BASF Ludwigshafen becomes the main regional source by 2030.
โ Constrained supply: Slow qualification or plant delays leave European and US fabs reliant on Asian imports, with tight supply and higher premiums during fab ramp-ups.
โ Technology transition: Ozone, dilute and single-wafer cleans reduce acid use per wafer, and onsite reprocessing and recycling of spent acid gain share, slowing volume growth below wafer growth.
The swing factor for semiconductor-grade sulfuric acid is pace of new European fab start-ups. Signposts: ESMC Dresden output ramp, BASF Ludwigshafen start-up and qualification, Chemtrade ultrapure ramp, EU Chips Act 2.0 funding, Chinese purifier exports, sulfur prices.
